Abstract

This project explores the electrothermal dynamics of Vanadium Dioxide (VO2) devices, focusing on how different electrical excitation modes influence and reconfigure hysteretic operating regimes. While the metal-insulator transition in VO2 is characterized by an intrinsic thermal hysteresis, the resulting electrical hysteresis is highly dependent on external circuit constraints rather than being a static material property. Through a unified electrothermal modeling framework, this study analyzes the distinct behaviors emerging under voltage-driven and current-driven excitation modes. Under voltage-driven conditions, the device exhibits abrupt switching behavior, whereas current-driven excitation enables stable traversal through the negative differential resistance region, effectively reshaping, widening, or suppressing the electrical hysteresis. The project provides implementation support for simulating

these coupled electrothermal interactions using SPICE-based circuit simulators and MATLAB. By decoupling the intrinsic thermal transition from the external excitation dynamics, the project offers guidance on designing reconfigurable neuromorphic components, threshold switches, and memory elements. The developed models assist in predicting device trajectories under varying load line constraints, facilitating the optimization of VO2-based electronic systems. This research direction is highly relevant for developing energy-efficient hardware for neuromorphic computing and advanced sensor applications.
