Performance Evaluation GaAs InGaAs Schottky Project Details
| Abstract |
This project gives research direction and practical help for testing Gallium Arsenide (GaAs) and Indium Gallium Arsenide (InGaAs) Schottkyβbarrier diode mixers that work at 0.3 THz. The mixers are intended for highβspeed terahertz wireless links, and the study compares two ways of powering them: electrical pumping and optical pumping. GaAs mixers are usually preferred because they show low conversion loss at room temperature. InGaAs mixers have a lower barrier height, which makes them a good match for optical pumping using modified uniβtravelingβcarrier photodiodes (MUTCβPDs) that act as photonic local oscillators. The evaluation models a 0.3 THz wireless link that can transmit up to 80 Gbps with 16βquadrature amplitude modulation (16βQAM).
Using systematic simulations and analytical models, the research looks at conversion loss, noise temperature, and bitβerrorβrate (BER) performance for both pumping methods. The comparison shows that, even though InGaAs mixers have higher conversion loss, they can reach a BER similar to GaAsβbased systems when the optical pumping is optimized. The work provides detailed guidance on setting up comparative studies, modeling photonic local oscillators, and analyzing receiver performance for nextβgeneration subβterahertz communication networks.
