High‑power converters and wide‑bandgap devices such as Silicon Carbide (SiC) and Gallium Nitride (GaN) produce a lot of heat. They need excellent thermal management to avoid early overheating and to stay reliable. Conventional packaging materials often cannot dissipate enough heat for today’s power‑electronics systems. This research examines the thermal performance of new packaging materials, including: – metal‑matrix composites, – high‑conductivity ceramics, – advanced thermal‑interface materials. Finite‑element analysis and multi‑physics simulations are used to evaluate each material’s thermal resistance, heat‑dissipation efficiency, and thermomechanical stress. The simulations cover both transient (short‑term) and steady‑state (long‑term) operating conditions. By modeling the thermal coupling among the semiconductor die, the substrate, and the heat sink, we
can identify material combinations that keep junction temperatures as low as possible. The results give clear guidance on material selection, structural design, and reliability assessment for next‑generation power converters.
